I'll say that I think the best villain for video games is that mysterious shadow in Amnesia: the Dark Descent, since I played that demo, I couldn't find another villain that messes not only with the character's sanity, but yours. That feeling of pursuit. Once you settle in the room, the shadow would always find you, and send some grunt with a jaw hanging out after you. You just keep on running...
